I am creating a thermal model of an Intel processor, and have a few details I was hoping to get filled in.
First, I'm creating a model of one of these guys:
It is a P4 Northwood. I've got some questions regarding dimensions and materials used in the construction of these processors.
In this exploded view (taken from an Intel .pdf),
...does anyone know the material that the substrate is made out of?
Also, what are the dimensions of the actual chip under the heat spreader?
Is the chip itself created primarily out of silicon, or are there other materials as well?
The same with the heat spreader, does anyone know what material this is made from?
